Shanghai Hanli is a high-tech company dedicated to the research, development and production of the third generation wide band gap semiconductor power devices and power modules. it is also the only high-tech company in China that can mass-produce and ship large-scale silicon carbide MOS tubes and diodes to well-known customers around the world.
Li Chuanying said that Shanghai Hanli has independently designed the only energy-producing SiC JMOS product in the world (successfully integrating silicon carbide Schottky diodes into SiC DMOS components without increasing the area of normal DMOS). By integrating JBS and DMOS devices together, we can have the integration function of inverter on a single chip. Shanghai Hanli's innovative JMOS technology can achieve module miniaturization and higher power density.
It is reported that the fourth generation of Shanghai JBS products will be launched in 2021Q2, which will focus on the continuous reduction of Vf to reduce conduction loss and optimize high temperature characteristics, while Synchronize will also optimize the inrush current of the products. The second generation SiC DMOS (optimized Rdson) will be launched in 2021 Q2, and the third generation SiC DMOS continuously optimizing product features and lower power consumption will be launched in 2022.
At present, Shanghai Hanli's 650V series, 1200V series and 1700V series silicon carbide diodes and MOS tubes have been mass produced on a large scale, and all of them have passed the vehicle specification level certification. The 3300V series MOS developed according to the requirements of European new energy vehicle companies has also been mass produced, and customer verification has been completed and is being introduced into the supply chain.
In addition, Shanghai Hanli has launched more than ten kinds of silicon carbide modules, which have been adopted by dozens of companies or are in the process of certification. The three-phase full-bridge module has cooperated with several new energy vehicle factories at home and abroad to design and produce module products that can meet the needs of customers. Shanghai Hanjin uses its own SiC MOS transistors and diodes to design high power density modules, and has produced more than 650V/900A, 1200V/600A and 1700V/400A power modules. At present, the advanced nano-silver sintering process and aluminum strip process of the company's module products have been mature, which can further reduce the thermal resistance of the module and improve the power density of the module.
Li Chuanying said that in the future, Shanghai Hanmian will continue to optimize product characteristics and continue to develop products to large-size chips, providing a variety of different packaging types and different specifications and types of power modules to meet the needs of customers' different systems.
